Generations of Innovation in CMP Pads Recognized with Heroes of Chemistry Award

Representatives from DuPont Electronics & Imaging to receive American Chemical Society Award for innovation in semiconductor materials

Wilmington, Del, May 11, 2020 – DuPont Electronics & Imaging today announced that innovators behind its chemical mechanical planarization (CMP) pads have been named recipients of the 2020 American Chemical Society (ACS) Heroes of Chemistry Award. The honor recognizes key individuals behind DuPont’s CMP pad offerings, including product families such as Ikonic™, Visionpad™, Optivision™ and IC1000™ pads.

CMP is a critical enabling step in the semiconductor fabrication process used at each layer of a wafer to achieve precise uniformity of device surfaces. DuPont offers a full range of polishing pads designed to meet the distinct performance needs of each CMP application and node.

With this award, seven individuals will be recognized by the ACS for their role in CMP pad innovation, representing generations of technology development and advancement. These innovations span multiple companies, from the CMP business’ roots as Rodel, Inc. through Rohm and Haas Electronic Materials, Dow Electronic Materials and DuPont Electronics & Imaging.

Dr. Marty DeGroot, global CMP R&D director, DuPont Electronics & Imaging, and Dr. Bainian Qian, principal scientist, CMP pad R&D, DuPont Electronics & Imaging, have been recognized for their role in leading the development of products in the Ikonic™ CMP pad family, DuPont’s newest platform that meets strict process requirements for advanced nodes and brings productivity improvements across multiple applications and nodes.

The award also recognizes five individuals who have retired but were instrumental in the development of DuPont’s CMP portfolio. Dr. Mary Jo Kulp and Dr. David James were recognized for their role in the development of the Visionpad™ pad family. James was also a key contributor to the Optivision™ pad platform. John Roberts, Harry (George) McClain and William (Bill) Budinger were recognized primarily for their role in the development of the IC1000™ pad family, commonly known today as the industry standard pad, and the foundation that drove future innovation.

Heroes of Chemistry is an annual award sponsored by the ACS that recognizes the role industrial chemical scientists and companies play in improving human welfare through commercial innovations and products. DuPont was also honored with a second Heroes of Chemistry award in 2020 for nanofiltration products for the treatment of municipal drinking water.
